I. I NTRODUCTION
One of the most basic models, which is nevertheless widely
used by industry and academia for modeling a MOSFET, is
based on defining its current for three different states: the

IV. C ONCLUSIONS
This article briefly discusses the different short-channel
effects in MOSFET transistors, emphasizing how most
of these effects show a dependence of various electrical
characteristics on the device dimensions (W and L) and
terminal voltages. This dependence becomes particularly
significant as the device dimensions [Link] integrating
this knowledge with basic transistor models, a more accurate
description of transistor behavior, and consequently, circuit
performance, can be achieved.

generating electron-hole pairs. The resulting electrons move
toward the drain, while holes contribute to the bulk current.
This leakage mechanism is known as gate-induced drain
leakage (GIDL), which is primarily observed in the drain cur-
rent. Additionally, trap-assisted tunneling can enhance GIDL,
leading to increased leakage currents, especially as the gate
bias decreases [2].

C. Polysilicon Depletion
Polysilicon is widely used for gate formation in modern
MOSFET technologies. Although it is often assumed to be
highly doped and behave like a metal, in many technolo-
gies the doping concentration is not high enough, leading
to accumulation, depletion, and inversion effects similar to
those in the body region. In NMOS devices, the repulsion
of negative charges in the body creates a depleted region in
the polysilicon gate adjacent to the oxide. This phenomenon,
known as polysilicon depletion or poly depletion, affects the
electrical behavior of the transistor [2].

D. DC Gate Current and Tunneling


CMOS technologies have evolved to support increased
MOS transistor currents and enhanced switching speeds, with
gate dielectric thickness being adjusted accordingly. However,
at smaller nodes, the oxide’s thinning may compromise its
ability to function as an effective insulator, introducing the
need for quantum mechanical analysis. Even in the absence
of sufficient kinetic energy, electrons exhibit a nonzero
probability of crossing the barrier, a phenomenon known as
tunneling. For oxides with a thickness greater than 4 nm,
tunneling can still occur through Fowler-Nordheim tunneling,
where electrons penetrate the triangular energy barrier and
reach the oxide’s conduction band [2].

Short-channel effects collectively degrade MOSFET performance by increasing leakage currents, reducing threshold voltages (DIBL), and altering carrier mobilities (mobility degradation). These effects lead to higher power consumption and decreased reliability through phenomena like hot carrier injection and GIDL. To mitigate these, designers employ scaling techniques such as reducing power supply voltage, using strained silicon for enhanced mobility, or incorporating high-k dielectrics to reduce gate leakage. Device geometries are optimized to manage electric fields better, and novel channel materials (e.g., FinFETs) are explored .

Mobility degradation in short-channel MOSFETs is caused by vertical electric fields between the gate and channel, which confine carriers, increasing their scattering and reducing mobility. This effect is significant in small-scale transistors where the field is high. Effective mobility is modeled by the equation µeff = µ0 / (1 + θ(VGS − VT H)), where µ0 is the low-field mobility and θ is a fitting parameter dependent on oxide thickness .

Polysilicon depletion occurs when doping levels in the polysilicon gate are insufficiently high, leading to formation of depletion regions similar to those in the MOS body. This results in increased threshold voltages and alterations in capacitance, reducing drive current and affecting switching characteristics. It is particularly relevant in smaller transistors where the reduced dimensions exacerbate these effects, leading to greater deviations from expected electrical behavior .

Tunnel currents appear in advanced CMOS as thinner gate oxides increase susceptibility to quantum mechanical tunneling. Electrons can pass through the oxide via Fowler-Nordheim tunneling, crossing the potential barrier even without sufficient kinetic energy. This mechanism leads to higher leakage power and necessitates design changes to accommodate thicker effective oxides or high-k materials to mitigate these effects in small-scale devices .

Hot carrier effects occur when carriers gain high kinetic energy due to electric fields, leading to additional generation of electron-hole pairs (drain-bulk and gate currents). Increases in VDS can cause avalanche effects as carriers ionize lattice atoms, heightening drain current and potentially causing channel breakdown. These effects exacerbate in short-channel devices due to higher fields, impacting reliability by degrading the oxide and affecting threshold voltage .

DIBL results in a reduction of the threshold voltage due to high drain voltage, which lowers the energy barrier for conduction near the drain. This threshold voltage reduction is mathematically described by a dependency on the gate length, as seen in equation (14). The threshold voltage decreases with continued reduction in channel length, leading to increased leakage currents and reduced subthreshold slopes, which affect performance by increasing off-state currents and reducing device reliability .

Punchthrough occurs when source-drain depletion regions merge, allowing current flow independent of gate control. Surface punchthrough appears when depletion regions connect along the surface, significantly increasing off-state leakage current. Bulk punchthrough involves subsurface current paths, maintaining constant drain current despite VGS changes. Both degrade device control and reliability by increasing leakage currents, though surface punchthrough typically has a more direct impact on device threshold failure .

Gate-induced drain leakage occurs due to high electric fields at the drain that induce band-to-band tunneling, generating electron-hole pairs. Electrons contribute to the drain current while holes enter the bulk. The GIDL effect increases leakage and occurs more prominently in short-channel devices due to their higher field strengths, with additional enhancement by trap-assisted tunneling as gate bias decreases .

In downscaled transistors, gate bias induces strong vertical electric fields, which increase carrier scattering and reduce mobility—an effect described mathematically as mobility degradation. The effective mobility µeff is described by µeff = µ0 / (1 + θ(VGS − VT H)), where µ0 is the low-field mobility and θ depends on oxide thickness. This reduced mobility in high-field regimes affects short-channel performance by altering threshold voltages and increasing off-state leakage currents, necessitating careful design to manage such discrepancies .

Carrier velocity saturation limits the maximum drift velocity of charge carriers, resulting in a nonlinear relationship between velocity and electric field in high electric field conditions, usually around 104 V/cm. In short-channel MOSFETs, velocity saturation can significantly impact the drain current, as the current becomes less dependent on the channel length. Mathematically modeled by Equation 6, velocity saturation causes the drain current to approximate a function independent of the channel length for small L values, leading to a saturation current largely determined by the critical electric field Ecrit .
